Not only did you kill all the sperms by washing your hands but this wasn't even necessary. First of all, sperms don't survive very long if they're on your fingers. By "not very long" I'm talking about a few seconds. Half a minute tops.
Secondly, precum doesn't contain a lot of sperms anyway. Sometimes it doesn't contain any sperms at all.
But most importantly: EVEN IF you had gotten some sperms on your fingers and EVEN IF they were still alive and you had started to finger yourself, how would those sperms get all the way to your egg? There's a reason penises literally shoot out the cum, instead of just letting it drip out. And there's a reason a guy needs to be inside a girl in order to make her pregnant. Even if your boyfriend had ejaculated, taken all the cum and rubbed it against your vagina, the risk of pregnancy would be very small. Yes, theoretically it would be possible but very small. The sperms are simply not strong enough to swim so far and they also can't find the way if they're not deposited several inches within the vagina. In other words, there's really absolutely nothing to worry about.
I understand your worry as pregnancy is a big deal, but as it so happens, sperm cells die off pretty fast when they come into contact with air/oxygen. You even washed your hands, as you said, as well as him never ejaculating.
